Abstract:

The objective of the proposed research is to develop material growth technology for ultraviolet vertical cavity surface emitting lasers utilizing metalorganic chemical vapor deposition reactor. The proposed work include two vectors for improving distributed Brgg reflector growth technology, maximizing optical gain by active region growth optimization, and demonstrate electrical injection surface emitting devices. The two vectors of improving distributed Bragg reflector includes improving refractive index contrast between the bilayers and the vertical conductivity of the Bragg reflector structure. The final demonstration of the electrical injection surface emitting devices with epitaxially grown semiconductor DBR will be either resonant cavity light-emitting diode or vertical cavity surface emitting lasers depending on whether laser action is achieved. An alternative demonstration with improved threshold and narrow linewidth optically pumped laser will be demonstrate if the laser action is not observe from the electrical injection devices.
